Description
Based on A2B6/A3N heterostructures growth in MBE reactors microchip laser converters having the spectral range 500 - 560 nm are designed and developed.[br][/br]The technology of A3N (ALInGaN) heterostructure growth in MBE reactors is developed in cooperation with the A.F. Ioffe Physical-Technical Institute of the Russian Academy of Sciences (St. Petersburg). The most low-threshold optically pumped lasers and LEDs[br][/br]operating in far ultraviolet spectral range of 260-340 nm are created.
